This work presents an analysis of thermo-optic switching of novel heterogeneous silicon-on-insulator (SOI) waveguide structures for tunable photonic devices. Structure design includes a heater over p+ side-doping ridge waveguide with 220 nm×24 μm silicon core. It provides quasi mono-mode switching due to strongly mode-dependent optical losses by free charge absorption
